目前的电子特气市场现状

2025年,电子特气市场价值约为50亿美元,预计到2033年将达到85亿美元,复合年增长率约为7%。当然,半导体制造消耗了全球超过70% 的电子特气。电子特气市场主要发展推动源自:小型化和更高的芯片性能;采用EUV光刻和先进封装;人工智能和高性能计算驱动内存和逻辑晶圆的高纯度气体需求。主要的生产和消费中心是亚太地区(台湾、韩国、中国)和北美。中国作为全球最活跃的市场,2025年规模预计达279亿至316.6亿元,增速远超全球平均水平。

电子特气主要气体类型:

高纯度惰性气体:氮气、氩气、氦气等。

反应气体:硅烷、六氟化钨、砷烷、三氟化氮(NF3)、三氟化氮(NF3)、磷化氢、氨(NH3)、氯(Cl)等。

惰性气体:氪(Kr)、氙(Xe)等。

电子特气最终在半导体材料用途的应用在腔室清洗、氧化、沉积、蚀刻、掺杂、光刻、扩散、等离子体工艺。晶圆生产中,刻蚀和薄膜沉积是消耗电子特气最多的两大核心工艺,两者合计占比通常超过总用量的70%。

刻蚀工艺(Etching):约占电子特气总用量的36%。主要使用含氟特气(如三氟化氮、六氟乙烷、四氟化碳)进行等离子体刻蚀及反应腔室清洗。随着3D NAND堆叠层数增加,深孔刻蚀步骤倍增,该环节特气消耗呈指数级上升。

薄膜沉积工艺(Deposition):约占电子特气总用量的34%。主要使用硅烷、六氟化钨、氨气等作为前驱体,通过CVD(化学气相沉积)或外延生长形成氧化层、金属互连层。先进制程中钨塞填充和High-K介质沉积大幅推高了气体的单片晶圆消耗量。

未来的前景-决定未来10年竞争差异化

技术趋势:更高纯度,更多品类

纯度要求极致化:小型化(节点尺寸≤5nm)要求超高纯度气体(≥99.9999%)。随着制程向3nm及以下演进,对气体纯度的要求将从目前的6N(99.9999%)向7N(99.99999%) 甚至更高水平迈进。

新型气体需求涌现:为满足新工艺需求,High-k前驱体气体、六氟丁二烯等新型特种气体市场将迎来快速增长。

可持续性:绿色低碳成为硬指标

在“双碳”目标下,研发和应用低全球变暖潜能值(GWP)的环保型特气,以及推广气体回收和尾气处理系统,将成为行业发展的新方向。
